Deep ultraviolet photodetectors grown by gas source molecular beam epitaxy on sapphire and AlGaN/sapphire substrates
Optically-based chemical and biological sensors require optoelectronic devices with specific emission and detection wavelength ranges. Semiconductor optoelectronic devices applicable to this sensing are of particular interest due to their low power consumption, compact size, long lifetime, and low cost. We report the electrical and optical properties of deep UV p-i-n photodiodes (PDs) based on ...
متن کاملMicroscopic origin of the optical processes in blue sapphire.
Al2O3 changes from transparent to a range of intense colours depending on the chemical impurities present. In blue sapphire, Fe and Ti are incorporated; however, the chemical process that gives rise to the colour has long been debated. Atomistic modelling identifies charge transfer from Ti(III) to Fe(III) as being responsible for the characteristic blue appearance.
متن کاملOptical properties of single-crystal sapphire fibers.
Single-crystal sapphire fibers have been grown with the laser-heated pedestal-growth method with losses as low as 0.3 dB /m at 2.94 ?m. With the incorporation of a computer-controlled feedback system, fibers have been grown with less than +/-0.5 % diameter variation, or +/-1.5 ?m for a 300- ?m fiber. The losses in these fibers have been reduced further through a postgrowth anneal at 1000 degree...
متن کاملTin Oxide Thin Films Grown on the (1̄012) Sapphire Substrate
Tin oxide thin films were deposited on the R-cut sapphire substrate by the electron-beam evaporation of a ceramic SnO2 source. X-ray diffraction and transmission electron microscopy studies revealed that the films deposited at lower temperatures were amorphous while those grown at temperatures above 350◦C consisted of the α-SnO phase with the PbO type structure. Epitaxial α-SnO films on the R-c...
متن کاملProperties of GaN grown at high rates on sapphire and on 6H–SiC
Thick GaN films were deposited with growth rates as high as 250 mm/h by the direct reaction of ammonia and gallium vapor at 1240 °C. The characteristics of our films are comparable to those of typical thin films grown by metal organic chemical vapor deposition or molecular beam epitaxy. Grown under identical conditions, films on ~0001! sapphire and on ~0001! 6H–SiC were compared in terms of the...
